Transphorm is sampling three 650-V GaN FETs with typical on-resistances of 35 mΩ, 50 mΩ, and 72 mΩ in TO-leadless (TOLL) packages. According to the manufacturer, these normally off D-mode SuperGaN FETs can be used as drop-in replacements for any E-mode TOLL-packaged FET.
The robust SuperGaN TOLL devices are JEDEC qualified. Because the normally-off D-mode platform pairs the GaN HEMT with a low-voltage silicon MOSFET, the SuperGaN FETs are easy to drive with commonly used off-the-shelf gate drivers. They can be used in various hard-switching and soft-switching AC/DC, DC/DC, and DC/AC topologies to increase power density while reducing system size, weight, and overall cost.
Operating over a temperature range of -55°C to +150°C, the three surface-mount devices support applications operating within an average range of 1 kW to3 kW. These power systems are typically found in computing (AI, server, telecom), energy and industrial systems (PV inverters, servo motors), and other industrial markets.
